- W191004992 abstract "A comparison was made of changes in the electrophysical parameters of neutron-irradiated silicon and of properties of structure defects found by the internal friction method. Isochronous annealing of crystals irradiated with doses Phi = 10/sup 14/--10/sup 15/ cm/sup -2/ resulted in several changes of the type of conduction. The hole density increased as a result of annealing of temperatures 400--440 and 700--770 K, whereas the electron density increased at about 600 and 900 K. Four internal friction maxima were observed at temperatures 410, 470, 540, and 620 K for samples irradiated with the dose Phi = 10/sup 17/--10/sup 18/ cm/sup -2/. The frequency factor of defect reorientation was approx.10/sup 13/ sec/sup -1/. The activation energies of reorientation and the annealing temperatures of the defects were: A) 0.72 +- 0.05 eV, 430 K; B) 0.80 +- 0.05 eV, 500 K; C) 0.90 +- 0.05 eV, 600 K; D) 1.3 +- 0.2 eV, 750 K. The maximum C was attributed to reorientation of intrinsic interstitial silicon atoms, whereas the maximum D was due to defects containing oxygen." @default.
