From a comparison with existing literature data for AlxGa1−xAs it is concluded that infrared optical measurements on epitaxial layer-substrate systems can be successfully employed to evaluate the material parameters of epitaxial layers with thicknesses down to a few micrometers. Infrarotreflexions- und -transmissionsspektren sowie Ramanstreuungsspektren des Epitaxieschicht-Substrat-Systems AlxGa1−xAs/GaAs mit Zusammensetzungen im Bereich x = 0.08–0.49 wurden im Wellenzahlbereich von 40 bis 4000 cm−1 gemessen. Durch Analyse der Spektren mit Hilfe der entsprechenden theoretischen Beziehungen für ein optisches Zweischichtsystem wurden die Schichtdicke sowie die Charakteristika der optischen Moden und die Parameter der freien Träger bestimmt. Aus einem Vergleich mit für AlxGa1−xAs vorhandenen Literaturdaten wird geschlossen, daß infrarotoptische Messungen an Epitaxieschicht-Substrat-Systemen mit Erfolg für die Bestimmung der Materialparameter von Epitaxieschichten mit Dicken bis herunter zu einigen Mikrometern eingesetzt werden können." @default.
