- W1993005669 abstract "An investigation is made of the role of multiple acoustical phonon scattering of carriers as a mechanism contributing to increased efficiency of energy loss in “warm” electron phenomena. The method adopted compares the single- and two-phonon contributions to power lost to a cold lattice by a warm Maxwellian distribution of carriers. The model of electron-phonon interaction developed is a kind of rigid-ion model, which for one-phonon processes coincides with the usual standard single-valley model for semiconductors. Two-phonon processes arising for first- and second-order perturbation theory are considered, and account is taken of their statistical interference. Expressions for the contribution to power loss from one-phonon processes and from the various kinds of two-phonon processes are developed and reduced to quadratures. The quadratures are estimated numerically by random sampling (Monte Carlo) and by Gauss-Legendre approximation. The estimates suggest that the two-phonon processes involving an intermediate state (secondorder perturbation theory) give a power loss comparable to that of one-phonon processes. The contributions to power loss from the two-phonon processes of first-order perturbation theory and from the statistical interference between the two types of two-phonon processes are insignificant." @default.
