The involvement of the majority acceptor species in the formation of the g acceptor complex defect is clearly demonstrated. The ground state binding energy of a neutral acceptor involving substitutional carbon acceptor in GaAs is calculated in the spherical band approximation. A short range model potential due to the neighbourhood of nitrogen isoelectronic impurity is used as a perturbation. The calculated value agrees well with the binding energy (EA = 22.9 meV) experimentally observed in MBE grown GaAs for the neutral acceptor complex defect responsible for the g recombination line. The effects of perturbation by other isoelectronic impurities such as BGa, AlGa, InGa and PAs are also examined." @default.
