- W2017029150 abstract "Abstract As the GaP concentration increases in alloys of GaAs1 − xPx, the indirect valleys of the conduction band approach the direct valley and by virtue of their high density of states rob electrons from the direct valley. Direct radiative recombination is therefore reduced. This behavior, which manifests itself in reduced emission efficiency, was studied both experimentally and theoretically. The experimental results at 78°K show a faster drop in efficiency with increasing x beyond x= 0.37 than predicted by calculation. At 300°K, the drop in efficiency occurs at x > 0.34; below this composition, it is possible in some cases to obtain room temperature efficiencies which are only about 10 times lower than the 78°K value. There seems to be an optimum doping of 4 × 1017 donors/cm3 at which maximum sub-threshold efficiency is obtained (2.7 percent at 78°K, 0.21 percent at 300°K)." @default.
