It was found that the injection efficiency of the device structure with a MR ratio over 200% does not exceed 0.08 at the voltage around 1 V, because electrons scattered elastically or inelastically in the ferromagnetic layer contribute to the increase of the MR ratio as well as that of the base current. The injection efficiency, however, increases with the voltage and is larger than 0.1 at 1.5 V with the MR ratio in excess of 200%." @default.
