- W2020072761 abstract "Mg-Zn3P2 junctions are studied using current-voltage and capacitance-voltage measurements. It is shown that the junctions obtained on chemically cleaned surface are the semitransparent MIS junctions with thickness of interfacial layer about 10 A, and barrier height about 0.5 eV. Values Foc of 0.25 V and Isc of 20 mA/cm2 are obtained. The conversion efficiency n obtained without any AR coating, is equal to 2.5%. Es werden Mg-Zn3P2-Dioden mit Strom—Spannungs- und Kapazitäts-Spannungs-Messungen untersucht. Es wird gezeigt, daß Dioden, deren Oberfläche mit chemischen Reinigungsmethoden behandelt werden, halbtransparenten MIS-Dioden ähnlich sind. Die Dicke der 7-Schicht ist ungefähr 10 Å und die Barrierenhöhe ungefähr 0,5 eV. Es werden Werte von Voc = 0,25 V und Isc = 20 mA/cm2 erhalten, sowie ein Wert der für Ausbeute n = 2,5% ohne Antireflexionsschicht und bei Belichtung von 100 mW/cm2." @default.
