- W2024603712 abstract "p-GaAlAs/p-GaAs/n-GaAs single-bandgap solar cells have been grown by molecular beam epitaxy. Carrier lifetimes were determined by preliminary photoluminescence-decay experiments performed on heterostructures grown under the same epitaxial conditions, with equivalent doping concentrations, as those planned for the photovoltaic structures. Material parameters were determined by fitting theoretical curves of the external collection efficiency to experimental data. The minority carrier diffusion lengths were found to be Ln> 3μm, Lp ≈ 1.5 μm, in agreement with previously determined values, indicating good material quality in the active layers. Diode factors and saturation current densities were measured on dark J-V curves, giving values of 2 and 10−10 A cm−2 for the best cell. The solar energy conversion efficiency reached 15.8% (AM 1.5, 100 mW cm−2), without antireflective coating." @default.
