This is thought to come from the FET structure, for which the threshold voltage is principally determined by the difference in the electron affinities of Ge and GaAs. The high V <inf xmlns:mml=http://www.w3.org/1998/Math/MathML xmlns:xlink=http://www.w3.org/1999/xlink>TH</inf> uniformity, as well as the positive FET characteristics ( <tex xmlns:mml=http://www.w3.org/1998/Math/MathML xmlns:xlink=http://www.w3.org/1999/xlink>g_{m} = 170</tex> mS/mm, <tex xmlns:mml=http://www.w3.org/1998/Math/MathML xmlns:xlink=http://www.w3.org/1999/xlink>V_{TH} = 0.25</tex> V), makes n+-Ge-HFET very attractive for LSI application." @default.
