Differences from similar structures grown with other epitaxy techniques were found. Encapsulation with pure silicon results in a highly faceted silicon surface, consisting of pyramids, whereas capping with silicon-germanium results in smoother surfaces. Both capping materials keep the aspect ratio of the underlying capped islands unchanged. Then, Ge island multiplanes are grown, and the role of the silicon spacer thickness on island organization is emphasized. A dramatic transition in island self-organization is observed. Whereas usual vertical alignment occurs for thin spacers, this alignment is rapidly lost when the spacer thickness increases. Following a transient regime of oblique alignment, the Ge island planes organize in a stable staggered (ABAB) vertical sequence, in which the island distribution is very reproducible. The ABAB vertical organization is accompanied by a surface organization, jointly producing a tetragonal centered lattice of Ge islands in the silicon matrix. The faceted silicon spacer surface is believed to play the key role in the self-organization transition." @default.
