- W2045165823 abstract "Structural, electrical, and optical properties of CuInSe2 films crystallized by annealing in flowing or pressurized N2 atmosphere are investigated. The samples are made by vacuum deposition from a stoichiometric compound without substrate heating. Though the as-deposited film was noncrystalline, CuInSe2 films oriented strongly along the (112) plane are obtained after annealing in N2 atmosphere in the temperature range of 200 to 650 °C. The orientation to the (112) plane is much more favored whith increasing the annealing temperature above 400 °C in flowing N2. The thin films annealed in pressurized N2 remain approximately of stoichiometric composition, independent of the annealing temperature, while In and Se deficiencies increase with increasing annealing temperature for the films annealed in flowing N2. All the thin films show p-type conductivity, and the resistivity of the thin films annealed in flowing and pressurized N2 are in the range of 10−3 to 5 × 10−3 ficm and 10−1 to 10Ωcm, respectively. The band gap of all the thin films was about 1.0 eV, independent of the annealing conditions. Es werden strukturelle, elektrische und optische Eigenschaften von CuInSe2-Filmen untersucht, diein fliefßender bzw. unter Druck gesetzter N2-Atmosphüre durch Erhitzen kristallisieren. Die Probenwerden ohne Erhitzen des Substrats aus einer stöchiometrischen Mischung durch Ablagerungsbildungim Vakuum gewonnen. Obwohl die bloß durch Ablagerung gewonnenen Filme nichtkristallin sind, werden nach dem Erhitzen in der N2-Atmosphüre bei Temperaturen von 200 bis 650 °C stark in der (112)-Flüche orientierte CuInSe2-Filme gewonnen. Die Orientierung in der 012)-Flüche verstürkt sich mit der Erhöhung der Temperaturen über 400 °C in fließendem N2. Die dünnen Filme, die in unter Druck gesetztem N2 erhitzt wurden, bleiben, unabhüngig von der Temperatur, ungeführ in stöchiome- trischer Zusammensetzung, wührend bei den Filmen, die in fließendem N2 erhitzt wurden, das Defizit an In und Se wüchst. Alle Filme sind p-leitend und der spezifische Widerstand der in fließendem und unter Druck gesetztem N2 erhitzten düknnen Filme liegt zwischen 10−3 und 5 × 10−3 bzw. 10−1und 10 Ω cm. Die Bandlücke von alien Filmen ist unabhüngig von den, Bedingungen des Erhitzens, etwa 1,0 eV." @default.
