- W2045672408 abstract "The effects of In-doping on the photoluminescence (PL) of ZnS0.1Se0.9 single crystals are investigated. In is doped through the sublimation growth and the concentration is analyzed precisely by a neutron activation analysis to clarify the exact relationship between the In content and PL behavior. For 0.6 ppm In-doping, a broad peak at 1.985 eV (named X-peak) is observed and the intensity increases with increasing In concentration. It is known that the X-peak is in analogy with so-called SA (self-activated) emission observed for ZnSe or ZnS doped with chlorine. For In-doping of 62.1 ppm, another peak (named Y-peak) appears at 2.3 eV. After Zn-dip treatment, X- and Y-peaks disappear and the crystals show n-type high electrical conductivity. However, it is suggested that the acceptor defect is also created by In-doping of 2.97 ppm and this acts to compensate the donor electrons. Es werden die Einflüsse einer In-Dotierung auf die Photolumineszenz (PL) von ZnS0.1Se0.9-Einkristallen untersucht. In wird während des Sublimationswachstums dotiert und die Konzentration wird mittels Neutronenaktivierung präzise analysiert, um die exakte Beziehung zwischen dem In-Gehalt und dem PL-Verhalten zu klären. für eine Dotierung von 0,6 ppm In wird ein breites Maximum bei 1,985 eV (X-Peak) bcobachtet, dessen Intensität mit zunehmender In-Konzentration wächst. Es ist bekannt, daß der X-Peak mit der sogenannten SA-(selbstaktivierten) Emission identisch ist, die für chlordotiertes ZnSe oder ZnS beobaehtet wird. für eine In-Dotierung von 62,1 ppm tritt ein anderes Maximum (Y-Peak) bei 2,3 eV auf. Nach einer Zn-Eintauchbehandlung versehwinden die X- und Y-Maxima und die Kristalle zeigen hohe elektrische n-Leitfähigkeit. Es wird angenommen, daß bei einer In-Dotierung von 2,97 ppm auch ein Akzeptordefekt gebildet wird und dieser Donatorelektronen kompensiert." @default.
