Aus dem Temperaturverlauf des Diffusionbeitrages zur Relaxation ergibt sich als mittlere Sprungfrequenz des Kupfers in InAs v(Cu) 1,8 × 1013 exp ( _ (0,64 × 0,08) eV/kT) s−1. Das liegt erheblich unter den Werten,die man aus Tracermessungen für Sprünge zwischen benachbarten Zwischengitter-positionen berechnet. Spin-lattice relaxation rates of 115In and 75As are determined in pure InAs between 300 and 1000 K. The rates are nearly identical for both nuclei. They do not depend on the Larmorfrequency and vary linearly with T2 in the entire range. With the addition of copper (11 and 25 ppm) the relaxation rates increase above 500 K and pass through a maximum at 720 K. The additional relaxation relaxation is caused by the diffusion of copper. From the variation with temperature of these rates the following mean jump frequency of copper is derived: v(Cu) 1.8 × 1013 × × exp ( _ (0.64 ± 0.08) eV/kT) s−1. This is considerably smaller than calculated from tracer results for jumps between neighbouring interstitial positions." @default.
