- W2079706871 abstract "A combination of differential scanning calorimetry and X-ray diffraction is used to examine the reactions between AuGeNi-based metallizations and GaAs. Solid state reactions are found to occur between approximately 220 °C and the temperature at which melting occurs (403–420 °C, depending on the metallization composition). It has been deduced that melting occurs because of the presence of the β-AuGa phase. Contact formation by a solely solid state reaction and by sequential solid state-liquid state reactions were then examined. The latter, in particular, were found to give contact resistances as good as, or better than, those obtained by a typical anneal of such contacts while, by comparison, the topography and edge definition of the contact pads were greatly improved. The improvement was attributed to the now uniform and simulataneous melting of the metals across the contact pads. Since capping layers have also been employed to improve the topography of the annealed contact we compare the above with the improvements obtained with a Ti/Au cap." @default.
