- W2081736769 abstract "We investigate the photoconduction properties of a series of GaAs/AlAs superlattices biased perpendicularly to the layers, for which miniband electron transport has previously been demonstrated. In agreement with other published works we find superlattice-parameter-dependent giant photoconduction gains. These high gains are shown to be limited to extremely low frequencies, and to fall by orders of magnitude when measured in pulsed excitation conditions with a subnanosecond time resolution. On the basis of our results we clarify the notion of effective mass filtering (EMF) by distinguishing the contribution of intrinsic quantum transport effects from that of extrinsic processes involving recombination or trapping. In particular we show that, in the structures studied, true EMF may be a marginal effect on the moderate gains inherent to short time scales. Conversely, photoconduction dominated by EMF is predicted in specially designed doped superlattice structures with long recombination times." @default.
