- W2086172814 abstract "Abstract We have performed cyclotron resonance measurements on a GaAs-AlAs superlattice in magnetic fields up to 15 T and applied both parallel and perpendicular to the growth direction of the superlattice. With the magnetic field applied perpendicular to the growth direction the electron must tunnel coherently through several layers of the superlattice and thus provides a sensitive and quantitative probe of the mode of tunneling. Comparison with a numerical solution of the Hamiltonian allows us to conclude that the electron tunnels via Γ-states and with an effective mass m ∗ = 0.070 m e in the barriers which is significantly less than the AlAs Γ-band edge effective mass. This compares well to a first-principles calculation of the complex band structure in AlAs." @default.
