- W2088892533 abstract "Phosphorus diffusion and gold diffusion are two important processes which affect the switching characteristics of fast thyristors. An attempt has been made in this study to derive the relationship between the various process parameters and the resultant device characteristics. The optimum range of phosphorus concentration values for the best trade-off between the forward voltage drop (Ut) and the turn-off time (tq) is arrived at. The gold concentration as a function of diffusion temperature and phosphorus emitter doping density is presented. A theoretical model to evaluate Ut and tq for different phosphorus doping densities has been derived. The experimental results qualitatively agree well with the theoretical values. Also the results of the experiment carried out to optimize the alloying process parameters vis-à-vis the device blocking voltage capability and Ut are reported. The methods prescribed have given consistent and reliable results in the fabrication of fast thyristors." @default.
