- W2093166949 abstract "The time decays of tunneling currents flowing through 8.4 and 10 nm thick oxides have been measured during constant-voltage stress testing. The densities of traps generated inside the oxides by the high-voltage stresses were also measured. It was found that the decays of the tunneling currents were proportional to the number of traps generated by the stresses. The stress generated traps inside the tunneling barrier were modeled as Coulombic repulsion centers with trap cross-sections of 3 × 10−13cm2. These Coulombic repulsion centers also accounted for the rise in the applied voltage needed to maintain constant currents during constant-current stressing. The oxides with the longest times to breakdown were those that had the highest trap densities generated by the stresses, implying that the long breakdown times were due to uniform trap generation. The modeling of the decay of the tunneling currents by Coulombic scattering centers in portions of the oxide calls into question the often-made assumption that oxides subjected to constant-current stresses have a constant field applied to the oxide." @default.
