- W2500851882 abstract "This work studies the impact of post annealing on the 1.0 eV GaInNAsSb solar cells for application to the high efficiency multijunction solar cells. Compared to our past report in which the reasonably well properties of the GaInNAsSb solar cell annealed at 850°C was achieved, further optimization of the annealing condition was carried out in order to lower the temperature. Both the light current-voltage and internal quantum efficiency (IQE) characteristics reveal that significant improvements of the device qualities can be obtained with the 750°C annealing for longer than 5 min. For the optimal anneal condition, nearly 90% of the IQEs was achieved for the 3.0 µm thick-GaInNAsSb solar cells." @default.
