- W2981291936 abstract "Influence of proton irradiation on carrier mobility in InN epilayers with different densities of equilibrium carriers is studied by performing Hall measurements in the temperature range from 100 K to 300 K. The epilayers were fabricated using metal–organic chemical vapor deposition, whereas the fluence of irradiation by 1.4 MeV protons, which are dominant in space, had been increased from sample to sample by a factor of 10 from 1012 cm−2 up to 1016 cm−2. The description of mobility dependence on temperature by assuming the InN samples as homogeneous layers was not satisfactory to fit the dependence obtained experimentally. A double-layer model assuming the InN epilayers as consisting of a high conductivity surface layer and a low conductivity bulk layer gave a satisfactory description and enabled the estimation of the density of ionized impurities. It is shown that the ionized impurity generation efficiency decreases with increasing proton fluence." @default.
