- W3083312420 abstract "Abstract Interfacial reactions are the foundation of soldering in the electronic packaging industry; however, cracks tend to occur in the formed brittle intermetallic compound (IMC) layers when the joint is under relatively low loading. This problem can be solved by forming a ductile multi-principal-element alloy (MPEA) product. When a multi-element substrate (CuNiAg) was used to bond with the Au–Sn (AuSn + Au5Sn eutectic) solder at 350 °C, the face center cubic (FCC) structured MPEA, formed near the substrate. The composition of the MPEA was approximately 55Au–6Sn–23Cu–2Ni–14 A g and the Young’s modulus and hardness of the MPEA were ∼100 and 3.2 GPa, respectively. The formation of the ductile MPEA layer at the interface can release local stress concentration and optimize strain localization, which consequently enhances the shear strength of the joint. The 20-min bonded joint with adequate MPEA layer but few Ni3Sn2 particles demonstrated the highest shear strength of 81 MPa. It is advantageous to enhance the performance of the Au–Sn joints by forming a ductile MPEA near the substrate via using a multi-element substrate." @default.
