- W3090677527 abstract "The reported experimental data of the temperature dependence of the conductivity and the Hall coefficient of compensated n-InSb and n-InAs have been restudied in a new light of a recently developed impurity-Hubbard-band model. It is shown that the Hall mobility is dominated firstly by Efros-Shklovskii (ES) variable-range hopping (VRH) at lowest temperatures and then by nearest-neighbor hopping (NNH) in the bottom Hubbard band at medium temperatures. The exponential increase of the absolute value of the Hall coefficient with decreasing temperature is explained to be due the increase of the Hall factor for ES VRH. At higher temperatures, the Hall mobility is shown to be dominated by NNH in the top Hubbard band prior to the onset of free-electron conduction in the conduction band. The effect of compensation on the conductivity activation energy ε2 for NNH in the top Hubbard band is discussed." @default.
