- W4200291219 abstract "Cu(In,Ga)Se2 (CIGS) solar cells with energy conversion efficiencies of more than 20% have been reported by several groups; most studies that reported such high efficiencies employed alkali-metal fluoride postdeposition treatments (PDTs) and Na doping. In this study, we investigated the effects of KF-PDT and NaF doping on epitaxial CIGS solar cells grown on GaAs substrates. We fabricated epitaxial CIGS layers without grain boundaries by molecular beam epitaxy methods at a substrate temperature of 520 °C. NaF doping and KF-PDT had positive effects on conversion efficiencies, even when using Cu stoichiometric CIGS layers. A conversion efficiency of more than 20% was achieved using Cu poor CIGS with NaF doping and KF-PDT after heat light soaking. Time-resolved photoluminescence was used to compare the minority carrier lifetimes of CdS-capped epitaxial CIGS layers with and without alkali-metal doping. NaF doping and KF-PDT increased minority carrier lifetimes similarly as in polycrystalline CIGS solar cells." @default.
