- W4225402605 abstract "Indium Sulphide (In2S3) is a typical non-layered semiconductor that is frequently used in solar cells and photodetectors. Here In2S3 films have been deposited by sulfurizing thermally evaporated Indium layers. The structural, optical and optoelectronic properties are systematically studied as a function of thickness. X-ray diffraction and Raman measurements indicate the presence of In2S3 with a stable β-tetragonal phase. The samples were deposited with thicknesses 150, 270 and 1000 nm. The bandgap was found to vary from 2.78 to 2.35 eV as thickness increases. A high photosensitive response of 245 is achieved with a photo-detectivity of 1.56x109 Jones. Thicker sample show a quick light-detecting response of 70 msec. X-ray Photoelectron Spectroscopy (XPS) reveals the presence of oxygen in the film which might be the reason for the red emission in the Photoluminescence (PL) spectra. Atomic Force Microscopy (AFM) shows an increase in surface roughness as the thickness increases. The inter-band levels generated by intrinsic as well as surface defects influence the quick photo-detective response of the device as seen from I–V measurements." @default.
